Allowable Subject Matter Claim 23 is objected to as being dependent upon a rejected base claim, but would be allowable if rewritten in independent form including all of the limitations of the base claim and any intervening claims. Regarding Claim 23: Allowable subject matter has been indicated because the closest prior art of record, either alone or in combination, fails to teach or fairly suggest the feature: “wherein the step structure of the bump is not exposed to the outside of the semiconductor substrate” along with the rest of the limitations of said claims Closest prior art of record Ma ‘750 teaches a through-silicon via (TSV)-Bump structure, comprising: a TSV in a semiconductor substrate, wherein the TSV is at a position deeper than a surface of the semiconductor substrate, the TSV includes a conductive portion vertically extending in the semiconductor substrate and an insulating liner vertically extending along a side surface of the conductive portion, and the conductive portion and the insulating liner are below the surface of the semiconductor substrate, and the conductive portion includes a protruding portion above a top surface of the insulating liner; a bump directly on the TSV, wherein the bump includes a conductive plug portion above the surface of the semiconductor substrate and a step structure portion extending from the conductive plug portion into the semiconductor substrate, the step structure portion includes a bottom portion that contacts the protruding portion of the conductive portion of the TSV and electrically couples the protruding portion and the conductive plug portion with each other; and an insulating film surrounding the step structure portion of the bump, wherein the insulating film extends from the surface of the semiconductor substrate along the step structure portion and reaches the top surface of the insulating liner, wherein the conductive plug portion of the bump is exposed to an outside of the semiconductor substrate. However Ma ‘750 fails to disclose the limitation “wherein the step structure of the bump is not exposed to the outside of the semiconductor substrate” as the step structure of Ma ‘750 is exposed to the outside of the semiconductor substrate. Closest prior art of record Liu et al. (US 2023/0005817 A1, hereinafter Liu ‘817) discloses a TSV comprising a bump structure with a step structure of the bump. However Liu ‘817 fails to disclose the limitation “wherein the step structure of the bump is not exposed to the outside of the semiconductor substrate”. Conclusion Applicant's amendment necessitated the new ground(s) of rejection presented in this Office action. Accordingly, THIS ACTION IS MADE FINAL. See MPEP § 706.07(a). Applicant is reminded of the extension of time policy as set forth in 37 CFR 1.136(a). A shortened statutory period for reply to this final action is set to expire THREE MONTHS from the mailing date of this action. In the event a first reply is filed within TWO MONTHS of the mailing date of this final action and the advisory action is not mailed until after the end of the THREE-MONTH shortened statutory period, then the shortened statutory period will expire on the date the advisory action is mailed, and any nonprovisional extension fee (37 CFR 1.17(a)) pursuant to 37 CFR 1.136(a) will be calculated from the mailing date of the advisory action. In no event, however, will the statutory period for reply expire later than SIX MONTHS from the mailing date of this final action.
