Claim Rejection- 35 USC § 103
The following is a quotation of 35 U.S.C. 103 which forms the basis for all obviousness rejections set forth in this Office action:
A patent for a claimed invention may not be obtained, notwithstanding that the claimed invention is not identically disclosed as set forth in section 102 of this title, if the differences between the claimed invention and the prior art are such that the claimed invention as a whole would have been obvious before the effective filing date of the claimed invention to a person having ordinary skill in the art to which the claimed invention pertains. Patentability shall not be negated by the manner in which the invention was made.
Claim 4 is rejected under 35 U.S.C. 103 as being unpatentable over KOKAWA et al (US 2013/0328106 A1; hereafter KOKAWA) as applied claims above and further in view of LI et al (US 2024/0372020 A1; hereafter LI).
Regarding claim 4. KOKAWA discloses the superlattice composite structure of claim 2, KOKAWA further discloses wherein the first superlattice stack layer has a first thickness T 1 (Fig 1. T2 > 0.3 µm;
T3 > 0.3 µm.
In a similar field of endeavor, LI discloses T1> 0.3µm

T2 > 0.3 µm;
T3 > 0.3 µm (Para [0069] discloses “ AlN with a thickness of 50 nm, an AlGaN layer with a thickness of 250 nm, a GaN layer with a thickness of 1 μm, an n-GaN-1 layer with a thickness of 1 μm. Based on the combined thickness of AlN, AlGaN and GaN, each superlattice unit can satisfy the condition above).
Therefore, it would have been obvious to one of the ordinary skilled in the art before the effective filing date of the invention to combine KOKAWA in light of LI teaching to have desire thickness for further advantage such as stability of the semiconductor device by using well-known manufacturing process and improve device performance.
Claims 6 are rejected under 35 U.S.C. 103 as being unpatentable over KOKAWA et al (US 2013/0328106 A1; hereafter KOKAWA) as applied claims above and further as applied claims above and further in view of OBATA et al (US 2021/0288216 A1; hereafter OBATA).

i>j>k. (Fig 3, Para [ 0032-0036]).
Therefore, it would have been obvious to one of the ordinary skilled in the art before the effective filing date of the invention to combine KOKAWA in light of OBATA teaching “a composition of the AlGaN layer of each of the first units is Al(1-i)GaᵢN, a composition of the AlGaN layer of each of the second units is 30 Al(1-ⱼGaⱼN (Fig 3, Para [ 0032-0036]), a composition of the AlGaN layer of each of the third units is Al(1-ₖ)GaₖN, i is a constant greater than zero and less than 1, j is constant greater than zero (Fig 3, Para [ 0032-0036]) and less than 1, k is a constant greater than zero and less than 1, and the following condition is satisfied: i>j>k.
