Office Action

§112
DETAILED ACTION Notice of Pre-AIA or AIA Status 1. The present application, filed on or after March 16, 2013, is being examined under the first inventor to file provisions of the AIA . Claim Rejections - 35 USC § 112 2. The following is a quotation of 35 U.S.C. 112(b): (b) CONCLUSION. The specification shall conclude with one or more claims particularly pointing out and distinctly claiming the subject matter which the inventor or a joint inventor regards as the invention. The following is a quotation of 35 U.S.C. 112 (pre-AIA ), second paragraph: The specification shall conclude with one or more claims particularly pointing out and distinctly claiming the subject matter which the applicant regards as his invention. 3. Claims 1-19 are rejected under 35 U.S.C. 112(b) or 35 U.S.C. 112 (pre-AIA ), second paragraph, as being indefinite for failing to particularly point out and distinctly claim the subject matter which the inventor or a joint inventor (or for applications subject to pre-AIA 35 U.S.C. 112, the applicant), regards as the invention. In Claims 1, 12 and 14, stated that “the die is removed/inserted from/into the main body via the first through hole, and the second through hole is configured to process the die via the second through hole.” It is unclear what it means to “removed/inserted from/into” the main body. Examiner interprets the claim such the term "removed" in semiconductor devices manufacturing typically refers to the process of removing materials or components from a semiconductor device, such as during the etching process to create patterns or remove unwanted layers. On the other hand, "inserted" refers to the process of adding materials or components to a semiconductor device, such as during deposition to create new layers or dopants to introduce new properties. These processes are crucial for the design and functionality of semiconductor devices, and they are performed in a highly controlled environment to ensure precision and reliability. The remaining claims are rejected as being dependent on an indefinite claim. Allowable Subject Matter 4. Claims 1-19 would be allowable if rewritten or amended to overcome the rejection(s) under 35 U.S.C. 112(b) or 35 U.S.C. 112 (pre-AIA ), 2nd paragraph, set forth in this Office action. Conclusion 5. The prior art made of record and not relied upon is considered pertinent to applicant's disclosure. The following patents are cited to further show the state of the art with respect to package structures: Liu et al., (US 10351311 B2) Lobisser et al., (US 10759588 B1) Hemnani et al., (US 10919280 B2) Des Champs, (US 11231203 B1).
