DETAILED ACTION
Notice of Pre-AIA or AIA Status
The present application, filed on or after March 16, 2013, is being examined under the first inventor to file provisions of the AIA .
In the event the determination of the status of the application as subject to AIA 35 U.S.C. 102 and 103 (or as subject to pre-AIA 35 U.S.C. 102 and 103) is incorrect, any correction of the statutory basis for the rejection will not be considered a new ground of rejection if the prior art relied upon, and the rationale supporting the rejection, would be the same under either status.
Status of the application
This office Action is in response to Applicant's Application filled on 07/17/2026. Claims 1-7, 10-14 and 17-24 are pending for this examination.
Oath/Declaration
The oath or declaration filed on 02/19/2025 is acceptable.
Election/Restrictions
Applicant’s election, without traverse, Invention I, species II (Fig 2B) of claims 1-2, 4-7 and 10-14, in the “Response to Election / Restriction Filed” filed on 07/17/2026 is acknowledged. This office action considers claims 1-7, 10-14 and 17-24 are thus pending for prosecution of which, non-elected claims 3 and 17-24 are withdrawn, and elected claims 1-2, 4-7 and 10-14 are examined on their merits.
Claim Objections
Claim 1 is objected to because of the following informalities:
Claim 1 recites the limitation “a drain region adjacent the second side of the second drift region.” lacks proper antecedent basis. For the purpose of examination, Examiner interpreted, a drain region adjacent the second side of the drift region. Appropriate correction is required.

Claim Rejection- 35 USC § 103
The following is a quotation of 35 U.S.C. 103 which forms the basis for all obviousness rejections set forth in this Office action:
A patent for a claimed invention may not be obtained, notwithstanding that the claimed invention is not identically disclosed as set forth in section 102 of this title, if the differences between the claimed invention and the prior art are such that the claimed invention as a whole would have been obvious before the effective filing date of the claimed invention to a person having ordinary skill in the art to which the claimed invention pertains. Patentability shall not be negated by the manner in which the invention was made.
Claims 2 and 11 is rejected under 35 U.S.C. 103 as being unpatentable over Shin et al (US 2018/0096897 A1; hereafter Shin) as applied claims above and further in view of LIN et al (US 2016/0049464 A1; hereafter LIN).
Regarding claim 2. Shin discloses the EDMOS FET of claim 1, But Shin does not disclose explicitly wherein the Vbi reduction material comprises at least one of germanium, a heterogeneous or homogenous silicon germanium alloy (layer 14, Para [0103]), and/or a heterogeneous or homogenous indium arsenide alloy.
In a similar field of endeavor, LIN discloses wherein the Vbi reduction material (source region) comprises at least one of germanium, a heterogeneous or homogenous silicon germanium alloy (Para [0026]).
Therefore, it would have been obvious to one of the ordinary skilled in the art before the effective filing date of the invention to combine Shin in light of LIN teaching “wherein the Vbi reduction material (source region) comprises at least one of germanium, a heterogeneous or homogenous silicon germanium alloy (Para [0026])” for further advantage such as increase carrier mobility in the channel region and thus improves a transistor performance.
Regarding claim 11. Shin discloses the NEDMOS FET of claim 10, But Shin does not disclose explicitly wherein the Vbi reduction material (source region) comprises at least one of germanium, a heterogeneous or homogenous silicon germanium alloy, and/or a heterogeneous or homogenous indium arsenide alloy.
Claims 6 and 14 is rejected under 35 U.S.C. 103 as being unpatentable over Shin et al (US 2018/0096897 A1; hereafter Shin) as applied claims above and further in view of Gossner et al (US 2008/0067587 A1; hereafter Gossner).
Regarding claim 6. Shin discloses the EDMOS FET of claim 1, But Shin does not disclose explicitly wherein the body region is intrinsic Si.
In a similar field of endeavor, Gossner discloses wherein the body region (substrate) is intrinsic Si (Para [0062]).
Therefore, it would have been obvious to one of the ordinary skilled in the art before the effective filing date of the invention to combine Shin in light of Gossner teaching “wherein the body region (substrate) is intrinsic Si (Para [0062])” for further advantage such as high intrinsic electron and hole mobility and thus improves device performance.
Regarding claim 14. Shin discloses the NEDMOS FET of claim 10, But Shin does not disclose explicitly wherein the body region (substrate) is intrinsic Si.
