The submission is in compliance with the provisions of 37 CFR 1.97. Accordingly, the information disclosure statement(s) has/have been considered (except for anything in foreign language non-accompanied by an English translation) by the Examiner.
Claim Rejections - 35 USC § 102
In the event the determination of the status of the application as subject to AIA 35 U.S.C. 102 and 103 (or as subject to pre-AIA 35 U.S.C. 102 and 103) is incorrect, any correction of the statutory basis (i.e., changing from AIA to pre-AIA ) for the rejection will not be considered a new ground of rejection if the prior art relied upon, and the rationale supporting the rejection, would be the same under either status.
The following is a quotation of the appropriate paragraphs of 35 U.S.C. 102 that form the basis for the rejections under this section made in this Office action:
A person shall be entitled to a patent unless –
(a)(1) the claimed invention was patented, described in a printed publication, or in public use, on sale, or otherwise available to the public before the effective filing date of the claimed invention.
(a)(2) the claimed invention was described in a patent issued under section 151, or in an application for patent published or deemed published under section 122(b), in which the patent or application, as the case may be, names another inventor and was effectively filed before the effective filing date of the claimed invention.
Claim(s) 18 and 20 is/are rejected under 35 U.S.C. 102(a)(1) as being anticipated by Yu et al. (US 2019/0123019).
a. Re claim 18, Yu et al. disclose an electronic package, comprising: a power regulating component 24A&24B (see fig. 9 and related text; see at least [0012]-[0015] and remaining of disclosure for more details); an electronic component 52A ([0026]) comprising an integrated circuit (see at least [0026]-[0027]); and a circuit structure 46&48 ([0023]-[0025]) separated from the power regulating component and configured to transmit power (through 48) between the power regulating component and the electronic component vertically ([0002], [0036]).
b. Re claim 20, the power regulating component is configured to provide a plurality of powers (one from 24A and another from 24B) to the electronic component.
Claim(s) 18-20 is/are rejected under 35 U.S.C. 102(a)(2) as being anticipated by Chava et al. (US 2022/0077109).
a. Re claim 18, Chava et al. disclose an electronic package, comprising: a power regulating component 440-1 (see fig. 5 and related text; see at least [0034]-[0037] and remaining of disclosure for more details); an electronic component 450&452 (or 450&452&460&462, or 470 or 408; see at least [0034] and [0037]-[0039]) comprising (i.e. being) an integrated circuit; and a circuit structure 422 (or 422&424; see [0036], [0039]) separated from the power regulating component and configured to transmit power (via 426) between the power regulating component and the electronic component vertically.
b. Re claim 19, the electronic component (when it is 450&452 or 450&452&460&462) has an active surface (surface where 450 bond to 460) and a passive surface (top surface of 452 or bottom surface of 462), and a power path from the power regulating component to the electronic component passes through the passive surface of the electronic component (explicit on fig. 5).
c. Re claim 20, the power regulating component is configured to provide a plurality of powers (power sent to 452 and power sent to 462) to the electronic component.
Allowable Subject Matter
Claims 1-17 are allowed.
Conclusion
The prior art made of record and not relied upon is considered pertinent to applicant's disclosure. Li et al. (US 2008/0116589) and Zou et al. (US 2021/0151374) disclose structures similar to the claimed invention.
